Hi i want to implement an image rejectin MMIC mixer for X-band CW radar applications. Can any one suggest me the reliable technology whether GaAs or SiGe HEMT or HBT technologies. I would also apprciate if u can provide some comparisons among these technologies.

For what it's worth, Hittite has a line of image reject mixers that cover X band and they use GaAs MESFET. See HMC256, HMC521, and HMC527.
